Achieves industry-leading power density by incorporating 4th Generation SiC MOSFETs into a compact package.

The electrification of vehicles is progressing rapidly towards a decarbonized society, driving the development of more efficient, compact, and lightweight electric powertrain systems. SiC power devices, essential for these systems, face challenges in achieving low loss in a small size. ROHM has introduced four new models as part of the TRCDRIVE pack series, featuring 2-in-1 SiC molded modules. The series includes two models rated at 750V (BSTxxxD08P4A1x4) and two models rated at 1,200V (BSTxxxD12P4A1x1), optimized for electric vehicle (xEV) traction inverters. The company’s TRCDRIVE pack addresses these issues within powertrains.

These modules support up to 300kW and are designed to address key challenges in traction inverters, such as miniaturization, efficiency, and reduced person-hours. The key features include:

  • Modules reduce size by maximizing the heat dissipation area.
  • Incorporate 4th Generation SiC MOSFETs with low ON resistance.
  • Achieve power density 1.5 times higher than general SiC molded modules.
  • Significantly contribute to the miniaturization of xEV inverters.

The modules feature control signal terminals with press-fit pins, enabling easy connection by pushing the gate driver board from the top, thus reducing installation time. Additionally, they achieve low inductance (5.7nH) by maximizing the current path and utilizing a two-layer bus-bar structure for the main wiring, reducing losses during switching.

The company has established a mass production system for these modules, similar to discrete products, allowing for a 30-fold increase in production capacity compared to conventional SiC case-type modules. For samples, contact a sales representative or visit the contact page on ROHM’s website. These products are particularly suited for automotive traction inverters. They will be available in OEM quantities starting in June 2024, with sample pricing set at $550 per unit, excluding tax.
