With up to 50% reduction in on-state resistance and a variety of package options, this lineup ensures higher efficiency, reliability, and flexibility for diverse power applications.

Infineon Technologies AG has expanded its OptiMOS 6 MOSFET portfolio by introducing new 135 V and 150 V product families. These MOSFETs are designed to address the needs of drives and switched-mode power supply (SMPS) applications and complement the previously released OptiMOS 6 120 V MOSFETs. With this expanded portfolio, Infineon provides customers with a wider range of options to choose the most suitable MOSFETs for various applications.

The new MOSFET families offer reduced switching losses, making them well-suited for applications such as server SMPS, solar optimizers, high-power USB chargers, and telecommunications. In motor inverters used in electric forklifts and light electric vehicles (LEVs), the improved conduction losses result in enhanced performance.

The key features include:

  • Industry’s lowest Qrr in 150 V
  • High avalanche ruggedness
  • Low Vgs(th) spread
  • Ultra-low reverse recovery charge (Qrr)
  • Broad package portfolio

Compared to the previous generation, the new product families demonstrate a significant reduction in on-state resistance (R DS(on)) by up to 50 percent, and a 20 percent reduction in the figure of merit (FOM g). The lower R DS(on), coupled with improved switching performance and enhanced electromagnetic interference (EMI) behavior, delivers greater efficiency, power density, and reliability. The faster, softer body diode in these devices provides up to a 59 percent reduction in reverse recovery charge (Q rr), minimizing overshoot and ringing. The MOSFETs are available in various package options, giving customers flexibility in selecting the best-suited solution for their needs.  These new MOSFETs are now available for order.
